The GCT is a new type of power semiconductor device based on the structure of the GTO, which not only has the same high blocking capacity and low on-state voltage drop as the GTO, but also has the same switching performance as the IGBT, with the advantages of both the GTO and the IGBT, and is a more ideal megawatt-level, medium-voltage switching device. At present, the IGCT has been commercialised and the highest performance parameter of the IGCT products manufactured by ABB is 4.5kV/4kA and the highest development level is 6kV/4kA [1].
